Two types of p-i-n diode devices such as amplitude shift keying switch and phase shift keying switch have been developed by using NRD guide at 77 GHz. For the purpose of the applications to the pulse radar systems, the SPDT switch with the low insertion loss of less than 2.5 dB and the high isolation of more than 25 dB has been fabricated by using the former switch. Moreover, the BPSK modulator, which is constructed by the latter switch together with the circulator and ceramic resonator loaded band-pass filter, has been designed and evaluated for the use of spread spectrum radar systems in this frequency range.
